The present invention provides a method for producing an SiC single crystal ingot which has a low density of threading screw dislocations from an early stage of growth by improving, relative to an increase in threading screw dislocations that occur near the interface between a seed crystal and a grown SiC single crystal, a reduction rate of the dislocation density which accompanies growth of the SiC single crystal. This method for producing a silicon carbide single crystal ingot grows the silicon carbide single crystal on a growth surface of the seed crystal comprising a silicon carbide single crystal by a sublimation recrystallization method, wherein step bunches having a step height of 10 μm to 1 mm and a terrace width of 200 μm to 1 mm are formed on the growth surface of the seed crystal in advance, afterwhich the silicon carbide single crystal is grown on the growth surface of the seed crystal by the sublimation recrystallization method.
